href=\"https:\/\/www.sic-wafers.com\/zh\/product-category\/sapphireal%e2%82%82o%e2%82%83\/sapphire-wafer\/\"> \u85cd\u5bf6\u77f3\u57fa\u677f<\/a> (Al\u2082O\u2083)\u7684\u5730\u4f4d\u65e5\u76ca\u986f\u8d6b\uff0c\u5c24\u5176\u662f\u4f5c\u70ba\u57fa\u65bc GaN \u7684\u5143\u4ef6\u548c\u9ad8\u6027\u80fd LED \u7684\u57fa\u790e\u6750\u6599\u3002\u5b83\u5011\u7684\u9ad8\u71b1\u7a69\u5b9a\u6027\u548c\u5316\u5b78\u7a69\u5b9a\u6027\uff0c\u4ee5\u53ca\u5149\u5b78\u900f\u660e\u5ea6\uff0c\u4f7f\u5b83\u5011\u5728\u67d0\u4e9b\u534a\u5c0e\u9ad4\u88fd\u7a0b\u4e2d\u4e0d\u53ef\u6216\u7f3a\u3002.<\/p>\n\n\n\n<figure \u534a\u5c0e\u9ad4\u662f\u5177\u6709\u6bd4\u77fd (1.1 eV) \u66f4\u5927\u5e36\u9699\u7684\u6750\u6599\uff0c\u56e0\u6b64\u9069\u7528\u65bc\u5927\u529f\u7387\u3001\u9ad8\u6eab\u548c\u9ad8\u983b\u61c9\u7528\u3002.<\/p>\n\n\n\n<h4 class=\"wp-block-heading\">2.1 \u78b3\u5316\u77fd (SiC)<\/h4>\n\n\n\n<p>\u78b3\u5316\u77fd\u5df2\u7d93\u6210\u70ba\u96fb\u529b\u96fb\u5b50\u9818\u57df\u7684\u9818\u5148\u6750\u6599\uff0c\u7279\u5225\u662f\u5728\u96fb\u52d5\u6c7d\u8eca\u3001\u53ef\u518d\u751f\u80fd\u6e90\u7cfb\u7d71\u548c\u5de5\u696d\u61c9\u7528\u65b9\u9762\u3002\u5176\u7279\u6027\u5305\u62ec<\/p>\n\n\n\n<ul class=\"wp-block-list\">\n<li>\u9ad8\u64ca\u7a7f\u96fb\u58d3\u548c\u71b1\u5c0e\u7387<\/li>\n\n\n\n<li>\u4f4e\u5207\u63db\u640d\u8017\u5be6\u73fe\u9ad8\u6548\u7387\u96fb\u6e90\u8f49\u63db<\/li>\n\n\n\n<li>\u5728\u8d85\u904e <\/a>(SiC \u57fa\u677f) \u662f\u88fd\u9020 MOSFET\u3001\u8096\u7279\u57fa\u4e8c\u6975\u9ad4\u548c\u529f\u7387\u6a21\u7d44\u7684\u57fa\u790e\u3002\u9019\u4e9b\u6676\u5713\u5c0d\u65bc\u5be6\u73fe\u4e0b\u4e00\u4ee3\u529f\u7387\u5143\u4ef6\u7684\u9ad8\u6548\u7387\u3001\u7dca\u6e4a\u578b\u8a2d\u8a08\u548c\u53ef\u9760\u6027\u81f3\u95dc\u91cd\u8981\u3002.<\/p>\n\n\n\n<h4 class=\"wp-block-heading\">2.2 \u6c2e\u5316\u93b5 (GaN)<\/h4>\n\n\n\n<p>\u6c2e\u5316\u93b5\u5ee3\u6cdb\u61c9\u7528\u65bc\u9ad8\u983b RF \u653e\u5927\u5668\u3001\u9ad8\u4eae\u5ea6 LED \u4ee5\u53ca\u65b0\u8208\u7684\u529f\u7387\u96fb\u5b50\u7522\u54c1\u3002\u8207\u77fd\u76f8\u6bd4\uff0c\u6c2e\u5316\u93b5\u7684\u512a\u52e2\u5305\u62ec<\/p>\n\n\n\n<ul class=\"wp-block-list\">\n<li>\u9ad8\u96fb\u5b50\u9077\u79fb\u7387\u8207\u98fd\u548c\u901f\u5ea6<\/li>\n\n\n\n<li>\u9ad8\u64ca\u7a7f\u96fb\u58d3<\/li>\n\n\n\n<li>\u80fd\u5920\u5728\u9ad8\u983b\u7387\u4e0b\u6709\u6548\u904b\u4f5c<\/li>\n<\/ul>\n\n\n\n<p>\u8a31\u591a GaN \u88dd\u7f6e\u90fd\u662f\u5728\u85cd\u5bf6\u77f3\u57fa\u677f\u4e0a\u751f\u9577\uff0c\u85cd\u5bf6\u77f3\u57fa\u677f\u70ba\u5916\u5ef6\u751f\u9577\u63d0\u4f9b\u4e86\u7a69\u5b9a\u4e14\u5149\u5b78\u900f\u660e\u7684\u5e73\u53f0\u3002\u85cd\u5bf6\u77f3\u7684\u6676\u683c\u7d50\u69cb\u3001\u5316\u5b78\u7a69\u5b9a\u6027\u548c\u71b1\u7a69\u5b9a\u6027\u4f7f\u5176\u6210\u70ba GaN \u78ca\u6676\u7684\u7406\u60f3\u6750\u6599\uff0c\u5f9e\u800c\u5be6\u73fe\u9ad8\u6027\u80fd LED\u3001RF \u88dd\u7f6e\u548c\u5149\u96fb\u5143\u4ef6\u3002.<\/p>\n\n\n\n<h4 class=\"wp-block-heading\">2.3 \u85cd\u5bf6\u77f3\u57fa\u677f (Al\u2082O\u2083)<\/h4>\n\n\n\n<p>\u85cd\u5bf6\u77f3\u57fa\u677f\u4e3b\u8981\u7528\u65bc <strong>\u6c2e\u5316\u93b5\u57fa\u5668\u4ef6<\/strong>, \u4f46\u96a8\u8457\u5c0d\u9ad8\u54c1\u8cea\u5149\u96fb\u9700\u6c42\u7684\u589e\u9577\uff0c\u5b83\u5011\u7684\u4f5c\u7528\u4e5f\u5728\u4e0d\u65b7\u64f4\u5927\u3002\u4e3b\u8981\u7279\u6027\u5305\u62ec<\/p>\n\n\n\n<ul LED\u3001\u96f7\u5c04\u4e8c\u6975\u9ad4\u548c RF \u88dd\u7f6e\u3002\u57fa\u677f\u62cb\u5149\u3001\u6e1b\u5c11\u7f3a\u9677\u548c\u6676\u5713\u5c3a\u5bf8\u7e2e\u653e (\u6700\u5927\u53ef\u9054 6 \u82f1\u540b\u4ee5\u4e0a) \u7b49\u65b9\u9762\u7684\u9032\u5c55\u63d0\u9ad8\u4e86\u826f\u7387\uff0c\u964d\u4f4e\u4e86\u6210\u672c\uff0c\u9019\u5c0d\u65bc\u7167\u660e\u548c\u986f\u793a\u6280\u8853\u7684\u5927\u898f\u6a21\u61c9\u7528\u81f3\u95dc\u91cd\u8981\u3002.<\/p>\n\n\n\n<h3 class=\"wp-block-heading\">3.\u5316\u5408\u7269\u534a\u5c0e\u9ad4<\/h3>\n\n\n\n<p>\u9664\u4e86 WBG \u6750\u6599\u4e4b\u5916\uff0c\u5176\u4ed6\u5316\u5408\u7269\u534a\u5c0e\u9ad4\u5c0d\u65bc\u7279\u6b8a\u529f\u80fd\u4ecd\u7136\u975e\u5e38\u91cd\u8981\uff1a<\/p>\n\n\n\n<h4 class=\"wp-block-heading\">3.1 \u7837\u5316\u93b5\uff08GaAs\uff09<\/h4>\n\n\n\n<p>\u7531\u65bc GaAs \u5177\u6709\u76f4\u63a5\u5e36\u9699\u548c\u9ad8\u96fb\u5b50\u9077\u79fb\u7387\uff0c\u56e0\u6b64\u88ab\u5ee3\u6cdb\u61c9\u7528\u65bc\u9ad8\u983b RF \u548c\u5149\u96fb\u5143\u4ef6\u3002\u61c9\u7528\u5305\u62ec<\/p>\n\n\n\n<ul class=\"wp-block-list\">\n<li>5G \u5c0d\u5149\u7e96\u901a\u8a0a\u548c\u9ad8\u901f\u5149\u5b50\u96fb\u8def\u800c\u8a00\u662f\u4e0d\u53ef\u6216\u7f3a\u7684\u3002\u5176\u512a\u9ede\u5305\u62ec<\/p>\n\n\n\n<ul IGZO\uff0c\u7528\u65bc\u986f\u793a\u5668\u7684\u900f\u660e\u8584\u819c\u96fb\u6676\u9ad4\uff0c\u63d0\u4f9b\uff1a<\/p>\n\n\n\n<ul WBG \u534a\u5c0e\u9ad4\u548c\u85cd\u5bf6\u77f3\u57fa\u677f\u5728\u67d4\u6027\u986f\u793a\u5668\u548c\u53ef\u7a7f\u6234\u88dd\u7f6e\u7b49\u7279\u6b8a\u61c9\u7528\u4e2d\u7684\u88dc\u5145\u3002.<\/p>\n\n\n\n<h3 class=\"wp-block-heading\">5.\u6574\u5408\u8207\u7cfb\u7d71\u5c64\u7d1a\u5275\u65b0<\/h3>\n\n\n\n<p>\u85cd\u5bf6\u77f3\u57fa\u677f\u3001SiC \u6676\u5713\u548c GaN GaN \u88dd\u7f6e\u7684\u95dc\u9375\uff0c\u800c SiC
