100 \u5343\u74e6\uff0c\u800c Intel 18A \u7b49\u5148\u9032\u88fd\u7a0b\u7bc0\u9ede\u5247\u5c07\u6676\u7247\u529f\u7387\u63a8\u5411\u5343\u74e6\u7d1a\u3002.<\/p>\n\n\n\n<p>\u5728\u9019\u4e9b\u689d\u4ef6\u4e0b\uff0c\u50b3\u7d71\u7684\u77fd (Si) \u57fa\u6280\u8853\u6b63\u9054\u5230\u5176\u7269\u7406\u548c\u5de5\u7a0b\u6975\u9650\u3002. <a href=\"https:\/\/www.sic-wafers.com\/zh\/product-category\/%e6%99%b6%e7%89%87\/\">\u78b3\u5316\u77fd (SiC)<\/a>, \u4f5c\u70ba\u4e00\u7a2e\u5bec\u5e36\u9699\u6750\u6599\uff0c\u77fd\u6676\u5713\u6b63\u5728\u6210\u70ba\u4e00\u7a2e\u7cfb\u7d71\u7d1a\u89e3\u6c7a\u65b9\u6848\uff0c\u53ef\u540c\u6642\u6eff\u8db3\u96fb\u6e90\u6548\u7387\u3001\u6563\u71b1\u6027\u80fd\u548c\u9ad8\u96fb\u58d3\u64cd\u4f5c\u7684\u9700\u6c42\u3002\u5b83\u4e0d\u518d\u53ea\u662f\u4e00\u7a2e\u529f\u7387\u5143\u4ef6\u6750\u6599\uff0c\u800c\u662f AI \u57fa\u790e\u67b6\u69cb\u6642\u4ee3\u7684\u57fa\u790e\u6280\u8853\u3002.<\/p>\n\n\n\n<p><strong>SiC \u5728 AI \u4f3a\u670d\u5668\u52d5\u529b\u7cfb\u7d71\u4e2d\u7684\u61c9\u7528<\/strong><\/p>\n\n\n\n<p>\u50b3\u7d71\u7684\u77fd\u57fa\u529f\u7387\u5143\u4ef6\uff0c\u5305\u62ec MOSFET \u548c IGBT\uff0c\u96e3\u4ee5\u6eff\u8db3\u9ad8\u529f\u7387 AI \u4f3a\u670d\u5668\u7684\u9700\u6c42\u3002\u5b83\u5011\u7684\u6548\u7387\u4e0a\u9650\u901a\u5e38\u7d04\u70ba 94%\uff0c\u9019\u610f\u5473\u8457 100 kW \u7684\u7cfb\u7d71\u53ef\u80fd\u6703\u6563\u767c\u7d04 6 kW \u7684\u71b1\u91cf\u3002\u9019\u9020\u6210\u91cd\u5927\u7684\u6563\u71b1\u6311\u6230\uff0c\u4e26\u964d\u4f4e\u6574\u9ad4\u7cfb\u7d71\u6548\u7387\u3002.<\/p>\n\n\n\n<figure class=\"wp-block-image W\uff0c\u9019\u6703\u6d88\u8017\u539f\u672c\u53ef\u7528\u65bc\u904b\u7b97\u786c\u9ad4\u7684\u5bf6\u8cb4\u6a5f\u67b6\u7a7a\u9593\u3002\u5b83\u5011\u7684\u96fb\u58d3\u8655\u7406\u80fd\u529b\u4e5f\u7121\u6cd5\u6eff\u8db3\u73fe\u4ee3\u67b6\u69cb\u7684\u9700\u6c42\uff0c\u56e0\u70ba\u73fe\u4ee3\u67b6\u69cb\u6b63\u671d\u5411 400 V \u548c 800 V \u76f4\u6d41\u914d\u96fb\u767c\u5c55\u3002.<\/p>\n\n\n\n<p>SiC \u88dd\u7f6e\u5f9e\u6839\u672c\u4e0a\u6539\u8b8a\u4e86\u9019\u4e00\u683c\u5c40\u3002SiC MOSFET \u5728\u7cfb\u7d71\u5c64\u7d1a\u7684\u529f\u7387\u8f49\u63db\u6548\u7387\u8d85\u904e 98% \u81f3 99%\uff0c\u53ef\u5c07 100 kW \u7cfb\u7d71\u7684\u640d\u8017\u964d\u81f3 2 kW \u4ee5\u4e0b\u3002SiC MOSFET \u80fd\u5920\u5728\u66f4\u9ad8\u7684\u958b\u95dc\u983b\u7387\uff08\u901a\u5e38\u8d85\u904e 100 kHz\uff09\u4e0b\u5de5\u4f5c\uff0c\u5f9e\u800c\u7e2e\u5c0f\u4e86\u96fb\u611f\u548c\u8b8a\u58d3\u5668\u7b49\u88ab\u52d5\u5143\u4ef6\u7684\u9ad4\u7a4d\uff0c\u986f\u8457\u63d0\u9ad8\u4e86\u6bcf\u7acb\u65b9\u82f1\u5bf8 100 W \u4ee5\u4e0a\u7684\u529f\u7387\u5bc6\u5ea6\u3002.<\/p>\n\n\n\n<p>\u66f4\u91cd\u8981\u7684\u662f\uff0cSiC \u652f\u63f4\u5148\u9032\u7684\u96fb\u6e90\u62d3\u6a38\uff0c\u4f8b\u5982\u5716\u9a30\u6975\u529f\u7387\u56e0\u7d20\u6821\u6b63 (PFC) \u548c\u4e09\u96fb\u5e73\u8f49\u63db\u5668\u3002\u9019\u4e9b\u62d3\u6a38\u7d50\u69cb\u5c0d\u65bc\u5be6\u73fe\u8d85\u9ad8\u6548\u7387\u81f3\u95dc\u91cd\u8981\uff0c\u4f46\u537b\u5f88\u96e3\u4f7f\u7528\u77fd\u5668\u4ef6\u6709\u6548\u5730\u5be6\u73fe\u3002SiC \u9084\u80fd\u8207\u9ad8\u58d3\u76f4\u6d41\u67b6\u69cb\u548c\u56fa\u614b\u8b8a\u58d3\u5668\u76f8\u5bb9\uff0c\u53ef\u6e1b\u5c11\u8f49\u63db\u968e\u6bb5\u4e26\u63d0\u9ad8\u6574\u9ad4\u6548\u7387\uff0c\u5f9e\u800c\u91cd\u65b0\u5b9a\u7fa9\u8cc7\u6599\u4e2d\u5fc3\u7684\u96fb\u6e90\u5206\u914d\u3002.<\/p>\n\n\n\n<p><strong>\u5148\u9032\u6676\u7247\u5c01\u88dd\u4e2d\u7684 SiC<\/strong><\/p>\n\n\n\n<p>\u96a8\u8457\u4eba\u5de5\u667a\u6167\u6676\u7247\u7684\u529f\u80fd\u8d8a\u4f86\u8d8a\u5f37\u5927\uff0c\u5c01\u88dd\u6280\u8853\u5fc5\u9808\u8655\u7406\u660e\u986f\u66f4\u9ad8\u7684\u71b1\u8ca0\u8f09\u548c\u8a0a\u865f\u5bc6\u5ea6\u30022.5D \u6574\u5408\u548c CoWoS \u7b49\u5148\u9032\u5c01\u88dd\u65b9\u6cd5\u5df2\u5ee3\u6cdb\u7528\u65bc\u6574\u5408 GPU \u8207\u9ad8\u983b\u5bec\u8a18\u61b6\u9ad4 (HBM)\uff0c\u4f46\u9019\u4e9b\u65b9\u6cd5\u6703\u5e36\u4f86\u65b0\u7684\u6750\u6599\u6311\u6230\u3002.<\/p>\n\n\n\n<figure class=\"wp-block-image size-full\"><img data-dominant-color=\"c7cfbd\" \/><\/figure>\n\n\n\n<p>\u50b3\u7d71\u6750\u6599\u9762\u81e8\u660e\u986f\u7684\u9650\u5236\u3002\u77fd\u7684\u71b1\u50b3\u5c0e\u7387\u7d04\u70ba\u6bcf\u7c73\u958b\u6c0f 150 \u74e6\uff0c\u4e0d\u8db3\u4ee5\u61c9\u4ed8\u9ad8\u71b1\u901a\u91cf\u7684\u60c5\u6cc1\u3002\u6709\u6a5f\u57fa\u677f\u901a\u5e38\u6703\u767c\u751f\u7ff9\u66f2\uff0c\u4e14\u5728\u9ad8\u983b\u7387\u4e0b\u7684\u96fb\u7d55\u7de3\u6027\u8f03\u5dee\u3002\u73bb\u7483\u6750\u6599\u96d6\u7136\u6709\u4e00\u4e9b\u512a\u9ede\uff0c\u4f46\u7f3a\u4e4f\u5927\u578b\u3001\u9ad8\u5bc6\u5ea6\u63d2\u88dd\u6240\u9700\u7684\u6a5f\u68b0\u5f37\u5ea6\u3002.<\/p>\n\n\n\n<p>\u78b3\u5316\u77fd\u63d0\u4f9b\u4e86\u66f4\u512a\u7570\u7684\u9078\u64c7\u3002\u5b83\u7684\u71b1\u50b3\u5c0e\u7387\u70ba\u6bcf\u7c73\u958b\u6c0f 400 \u5230 500 \u74e6\uff0c\u5927\u7d04\u662f\u77fd\u7684\u4e09\u500d\u3002\u71b1\u963b\u7684\u5927\u5e45\u964d\u4f4e\u53ef\u5c07\u6676\u7247\u7d50\u9ede\u6eab\u5ea6\u964d\u4f4e 20 \u81f3 30 \u651d\u6c0f\u5ea6\uff0c\u76f4\u63a5\u63d0\u5347\u88dd\u7f6e\u7684\u53ef\u9760\u6027\uff0c\u4e26\u964d\u4f4e\u5927\u529f\u7387\u7cfb\u7d71\u7684\u6574\u9ad4\u51b7\u537b\u6210\u672c\u3002.<\/p>\n\n\n\n<p>\u5728\u96fb\u6c23\u65b9\u9762\uff0c\u534a\u7d55\u7de3\u78b3\u5316\u77fd\u5177\u6709\u6975\u9ad8\u7684\u96fb\u963b\u7387\uff0c\u7d04\u70ba 10^8 ohm-cm\u3002\u6b64\u7279\u6027\u53ef\u6709\u6548\u6291\u5236\u5bc4\u751f\u96fb\u5bb9\u548c\u8a0a\u865f\u4e32\u64fe\uff0c\u4f7f\u5176\u975e\u5e38\u9069\u5408 GPU \u548c HBM \u6574\u5408\u7b49\u9ad8\u901f\u4e92\u9023\u74b0\u5883\u3002.<\/p>\n\n\n\n<p>\u5f9e\u6a5f\u68b0\u89d2\u5ea6\u4f86\u770b\uff0cSiC \u7684\u71b1\u81a8\u8139\u4fc2\u6578\u63a5\u8fd1\u77fd\uff0c\u7d04\u70ba\u6bcf\u651d\u6c0f\u5ea6\u767e\u842c\u5206\u4e4b 4.3\u3002\u9019\u7a2e\u76f8\u5bb9\u6027\u53ef\u5c07\u5927\u9762\u7a4d\u63d2\u7247\u7684\u71b1\u6a5f\u68b0\u61c9\u529b\u548c\u7ff9\u66f2\u6e1b\u81f3\u6700\u4f4e\uff0c\u5f9e\u800c\u63d0\u9ad8\u88fd\u9020\u826f\u7387\u548c\u9577\u671f\u7d50\u69cb\u53ef\u9760\u6027\u3002.<\/p>\n\n\n\n<p>SiC \u5728\u5148\u9032\u5c01\u88dd\u9818\u57df\u7684\u4e3b\u8981\u61c9\u7528\u5305\u62ec\u7528\u4f5c\u6676\u7247\u548c\u6563\u71b1\u7247\u4e4b\u9593\u7684\u71b1\u4ecb\u754c\u9762\u6750\u6599 (TIM2)\uff0c\u4ee5\u53ca\u5728\u5148\u9032\u7684 2.5D \u548c 3D \u5c01\u88dd\u67b6\u69cb\u4e2d\u53d6\u4ee3\u50b3\u7d71\u77fd\u5167\u63d2\u4ef6\u7684\u7406\u60f3\u5019\u9078\u6750\u6599\u3002.<\/p>\n\n\n\n<p><strong>\u7cfb\u7d71\u7d1a\u5354\u540c\u6548\u61c9\uff1a\u96fb\u6e90\u8207\u5c01\u88dd\u6574\u5408<\/strong><\/p>\n\n\n\n<p>SiC \u7684\u771f\u6b63\u50f9\u503c\u5728\u65bc\u5b83\u80fd\u5920\u5be6\u73fe\u7cfb\u7d71\u5c64\u7d1a\u7684\u5171\u540c\u6700\u4f73\u5316\uff0c\u800c\u975e\u55ae\u7368\u7684\u6548\u80fd\u6539\u5584\u3002.<\/p>\n\n\n\n<p>\u5728\u96fb\u6e90\u50b3\u8f38\u65b9\u9762\uff0cSiC \u53ef\u5be6\u73fe\u8d85\u9ad8\u8f49\u63db\u6548\u7387\uff0c\u4e26\u652f\u63f4\u9ad8\u58d3\u76f4\u6d41\u67b6\u69cb\uff0c\u5927\u5e45\u964d\u4f4e\u80fd\u6e90\u640d\u8017\uff0c\u7c21\u5316\u8cc7\u6599\u4e2d\u5fc3\u5167\u7684\u96fb\u6e90\u57fa\u790e\u67b6\u69cb\u3002\u5728\u5c01\u88dd\u65b9\u9762\uff0c\u5176\u512a\u7570\u7684\u71b1\u50b3\u5c0e\u6027\u548c\u96fb\u7d55\u7de3\u7279\u6027\u53ef\u8b93\u6676\u7247\u5728\u66f4\u9ad8\u7684\u529f\u7387\u5bc6\u5ea6\u4e0b\u904b\u4f5c\uff0c\u800c\u4e0d\u6703\u9047\u5230\u71b1\u7bc0\u6d41\u6216\u8a0a\u865f\u5b8c\u6574\u6027\u964d\u4f4e\u7684\u554f\u984c\u3002.<\/p>\n\n\n\n<p>\u9019\u7a2e\u96d9\u91cd\u512a\u52e2\u5275\u9020\u4e86\u4e00\u500b\u7dca\u5bc6\u8026\u5408\u7684\u7cfb\u7d71\uff0c\u5176\u4e2d\u96fb\u6e90\u50b3\u8f38\u6548\u7387\u548c\u6563\u71b1\u7ba1\u7406\u6027\u80fd\u76f8\u4e92\u5f37\u5316\u3002\u56e0\u6b64\uff0cAI \u7cfb\u7d71\u53ef\u4ee5\u9054\u5230\u66f4\u9ad8\u7684\u904b\u7b97\u5bc6\u5ea6\uff0c\u540c\u6642\u7dad\u6301\u7a69\u5b9a\u7684\u904b\u4f5c\u548c\u66f4\u4f4e\u7684\u7e3d\u64c1\u6709\u6210\u672c\u3002.<\/p>\n\n\n\n<p><strong>\u672a\u4f86\u5c55\u671b<\/strong><\/p>\n\n\n\n<p>\u5c55\u671b\u672a\u4f86\uff0cSiC \u7684\u89d2\u8272\u53ef\u671b\u64f4\u5c55\u81f3\u534a\u5c0e\u9ad4\u548c\u8cc7\u6599\u4e2d\u5fc3\u751f\u614b\u7cfb\u7d71\u7684\u591a\u500b\u5c64\u9762\u3002.<\/p>\n\n\n\n<p>\u9996\u5148\uff0c\u8cc7\u6599\u4e2d\u5fc3\u7684\u96fb\u6e90\u67b6\u69cb\u53ef\u80fd\u6703\u52a0\u901f\u671d\u5411 800 V \u9ad8\u96fb\u58d3\u76f4\u6d41\u914d\u96fb\u7684\u65b9\u5411\u767c\u5c55\uff0c\u800c SiC \u88dd\u7f6e\u7531\u65bc\u5177\u6709\u9ad8\u64ca\u7a7f\u96fb\u58d3\u548c\u9ad8\u6548\u7387\u7684\u512a\u52e2\uff0c\u5c07\u5728\u6b64\u9818\u57df\u767c\u63ee\u6838\u5fc3\u4f5c\u7528\u3002.<\/p>\n\n\n\n<p>\u5176\u6b21\uff0c\u5148\u9032\u7684\u5c01\u88dd\u6280\u8853\u5c07\u8d8a\u4f86\u8d8a\u4f9d\u8cf4\u65b0\u6750\u6599\u7cfb\u7d71\u4f86\u514b\u670d\u71b1\u548c\u96fb\u6c23\u74f6\u9838\u3002SiC \u5177\u5099\u512a\u8d8a\u7684\u689d\u4ef6\uff0c\u53ef\u6210\u70ba\u4e0b\u4e00\u4ee3\u4e2d\u9593\u5c64\u548c\u71b1\u89e3\u6c7a\u65b9\u6848\u4e2d\u7684\u95dc\u9375\u7d50\u69cb\u548c\u529f\u80fd\u6750\u6599\u3002.<\/p>\n\n\n\n<p>\u7b2c\u4e09\uff0c\u529f\u7387\u96fb\u5b50\u8207\u534a\u5c0e\u9ad4\u5c01\u88dd\u7684\u6574\u5408\u5c07\u8b8a\u5f97\u66f4\u52a0\u7dca\u5bc6\u3002\u96fb\u6e90\u50b3\u8f38\u548c\u6676\u7247\u7d1a\u6563\u71b1\u8a2d\u8a08\u5c07\u4e0d\u518d\u88ab\u8996\u70ba\u55ae\u7368\u7684\u9818\u57df\uff0c\u800c\u662f\u5c07\u6f14\u8b8a\u6210\u4e00\u500b\u7d71\u4e00\u7684\u5de5\u7a0b\u5b78\u79d1\uff0c\u800c SiC \u5c07\u6210\u70ba\u4e00\u500b\u5171\u540c\u7684\u4f7f\u80fd\u5e73\u53f0\u3002.<\/p>\n\n\n\n<p>\u5728 Intel \u548c NVIDIA \u7b49\u9818\u5c0e\u5ee0\u5546\u7684\u63a8\u52d5\u4e0b\uff0c\u9ad8\u6548\u80fd\u3001\u7bc0\u80fd\u904b\u7b97\u57fa\u790e\u67b6\u69cb\u7684\u9700\u6c42\u5c07\u6301\u7e8c\u6210\u9577\uff0c\u9032\u4e00\u6b65\u52a0\u901f SiC \u5728\u6574\u500b\u7522\u696d\u7684\u61c9\u7528\u3002.<\/p>\n\n\n\n<p><strong>\u7e3d\u7d50<\/strong><\/p>\n\n\n\n<p>\u78b3\u5316\u77fd\u5df2\u7d93\u6210\u70ba\u4eba\u5de5\u667a\u6167\u6642\u4ee3\u7684\u95dc\u9375\u6750\u6599\uff0c\u56e0\u70ba\u5b83\u80fd\u540c\u6642\u89e3\u6c7a\u5169\u500b\u57fa\u672c\u6311\u6230\uff1a\u9ad8\u6548\u7387\u7684\u96fb\u529b\u50b3\u8f38\u548c\u6709\u6548\u7684\u71b1\u80fd\u7ba1\u7406\u3002.<\/p>\n\n\n\n<p>\u5728\u4f3a\u670d\u5668\u96fb\u6e90\u7cfb\u7d71\u4e2d\uff0cSiC
